Littelfuse/IXYS X4-Class Power MOSFETs with HiPerFET devices are designed with a charge compensation principle and proprietary process technology. These MOSFETs are avalanche-rated and exhibit superior dv/dt performance. The IXYS X4-Class Power MOSFETs with a positive temperature coefficient of their on-state resistance, can be operated in parallel to meet higher current requirements. These MOSFETs are used in motor control, telecom systems, electric forklifts, and DC-DC converters.

If you’re working on a design that’s going to be a little hyper and moving a lot of current, then you need Littelfuse X4-class Power MOSFETs with HiPerFET. These Littelfuse combination FETs use a charge compensation principal and proprietary process technology to deliver significantly reduced on resistance and gate charge. This enables continuous drains currents ranging from 60 to a whopping 400 amps, and they’re offered with drain-source voltages ranging from 135 volts to 200. The MOSFETs are avalanche rated and have superior switching speeds compared to other MOSFETs of similar characteristics. With power dissipation ranges from 250 watts to 1500 watts, these FETs are ideal for use in high-power applications including Class D audio amplifiers, DC-DC converters, motor controls, and power supplies. Finally, the TO-247 package make it easy to mount to PCBs and add heat sinks while enabling high power density designs.
