Toshiba SiC MOSFETs offer improved reliability, high-speed switching, and superior operating in high-temperature environments. These SiC MOSFETs have a lower on-resistance characteristic when compared to conventional Si (silicon) power semiconductors and are available in TO-247 and TO-247-4L(X) packaging. The MOSFETs find applications in air conditioning, servers, and LED lighting.

A built-in Schottky barrier diode improves reliability and reduces forward voltage. Toshiba silicon carbide MOSFETs feature low diode forward voltage, a low drain to source on resistance, and a maximum voltage of 1200V. Toshiba's third generation Silicon Carbide MOSFETs provide lower power consumption and support higher power density and are available in a new 4-terminal package that contributes to lower loss in applications.
